TID: Dose Rate Effect, Example:NMOS

• high dose rate:

  • 2nd order effect: recombination. Each electron is surrounded by numerous holes
    • large recombination
    • reduced density of trapped holes in SiO2
  • 1st order effect: time. Short time irradiation => only a part of the trapped holes leave SiO2
  • Result: only small shift in characteristics
